Architectures of integrated switch dedicated to self-switching power converters

RÉSUMÉ Dans cet article, sont présentés les travaux réalisés en vue de l'intégration monolithique d'un nouvel interrupteur de puissance destiné aux convertisseurs à commutation automatique. Pour cela nous proposons deux architectures : l'une basée sur un thyristor-MOS et l'autre sur un IGBT-sense. Leur fonctionnement est analysé grâce à la simulation physique 2D. Les résultats obtenus sont ensuite discutés pour comparer les deux architectures. ABSTRACT In this paper, a detailed analysis of a new monolithically integrated power device dedicated for self switching converters is carried out. We proposed two original solutions based on two power switches: a MOS-thyristor and an IGBT-sense. Their operation mode is analyzed using 2D physical simulation. Then, the obtained results are discussed to compare the two topologies.
